Decrease of Point Defect Concentration at a Surface of ZnO by Powerful Laser Radiation

It was shown the possibility to improve ZnO crystal lattice by powerful Nd:YAG laser radiation. The measurements of photoluminescence (PL) spectra have shown the decrease of PL intensity of defect related band with maximum at 2.4 eV after laser radiation. The control of PL intensity of defect related band was achieved by different laser radiation dose. Morphological studies using atomic forth microscope (AFM) showed smoothing of the surface, as well as, the formation of nanostructures on ZnO/Si sample surface at higher laser radiation dose was detected by scanning electron microscope (SEM).
